摘要
研究在不同工艺条件和工作条件下Al掺杂SrTiO_3的氧敏性能。结果表明,Al掺杂SrTiO_3氧敏材料的电阻率与氧分压成指数关系,即,并且还对其氧敏机理作了探讨,提出了新的氧敏模型。根据受主杂质电离化程度理论和STEM分析结果,认为Al掺杂SrTiO_3氧敏材料是体控型气敏材料,其灵敏度主要取决于电离化受主杂质浓度。不同工艺条件和工作条件会改变电离化受主杂质浓度。
The oxygen sensing property of SrTiO_3 acceptor- doped with Al_2O_3 was investigated. Experi-mental results show that the resistivity of SrTiO_3 acceptor-doped with Al_2O_3 is a function of oxygen pressure,A new oxygen sensing model is proposed for explaining its oxygen:sensing mechanism.The degreeof ionization of the acceptor and STEM analysis results reveal that SrTiO_3 acceptordoped with Al_2O_3 is considered as a volumercontrolled gas sensor and its sensitivity is determined by its ionized acceptordoped concentraion.
