摘要
文章介绍了142种型号的国内外集成电路样品二次筛选的实验数据分类统计分析的情况。该样品数据涉及22个国内外著名的集成电路生产厂家及其产品的二次筛选合格率、不合格品的失效模式等。并简要分析了失效的原因,警示了需要保证满足预定用途质量与可靠性水平的型号产品在装机前对所用集成电路进行二次筛选的必要性。
This paper summarily introduces the experimental data annlysis on the secondary screening of IC, based on 142 models which are famous home and abroad. This data includes 22 namable IC producers＇ qualification rates and rejects＇ failure mode. This paper analyses the reason of failure in brief and shows the necessity of a secondary screening of IC to ensure the production＇s quality and reliability level before assembly.
