摘要 超薄砂轮切割磨削是电子元器件精密切割的主流技术。该文基于切削磨削加工原理,分别从超薄砂轮切割磨削特点、硬脆材料切割磨削机理、精密切割磨削工艺、加工系统受力、超薄砂轮特性及使用性能等多个方面进行了分析,并着重分析了超薄砂轮切割磨削环境、砂轮刚性、对称性、轴向磨削力等对磨削精度及质量的影响,对提高超薄砂轮切割磨削技术应用具有指导意义。 Cutting-grinding using the super-thin grinding wheel is the mainstream technology of electronic components for precision cutting. Based on the processing principles for grinding, this paper analyses respectively from the following aspects: the characteristics of cutting-grinding using the super-thin grinding wheel, the mechanism of cutting-grinding hard-brittle material, the technology of precision cutting-grinding ,cutting-grinding system stress, the characteristics and usability of super-thin grinding wheel. Moreover ,the article emphatically analyses the influence of the environment of cutting-grinding using the ultra-thin grinding wheel ,the rigidity and symmetry of ultra-thin grinding wheel , the axial grinding force to the precision and quality of cutting-grinding. This paper has guiding significance to improve technology application of cutting-grinding using the super-thin grinding wheel.
