摘要
为了提高任意层HDI板的对位精度,激光钻孔常用X-Ray通孔或内层靶标为对位靶标,图形转移则采用X-Ray通孔或激光盲孔。理论上激光钻孔使用内层靶标,图形转移使用激光盲孔对位,对位精度更高,但实际结果却反之。文章深入分析了理论计算与实际结果存在偏差的原因,优化了理论计算公式,确定最佳对位靶标,并研究不同对位方式对层间对准度的影响。
In order to improve the registration precision of anylayer HDI boards, X-Ray hole or inner image is usually used as registration target for laser drilling, while imaging transfer uses X-Ray hole or blind hole as registration target. Theoretically, using the inner layer target and the blind hole target, the registration precision is higher, but the actual result is opposite. In this paper, the reason of deviation between theoretical calculation and actual results is analyzed. The theoretical calculation formula is optimized and the optimal registration target is determined. Besides, the influence of different registration methods on the registration precision of any layer is studied.
