摘要
测量了PLZT(7/60/40)铁电薄膜的开关电流,并用KA模型对数据进行了拟合。结果表明,该铁电薄膜极化反转属于无潜核的类型Ⅰ和有潜核的类型Ⅱ的混合型。从铁电畴生长维数和imaxtmax/Pr得知,低电场中潜核对铁电畴反转的贡献大于均匀成核的贡献,强电场下均匀成核的贡献大于潜核-生长的贡献,电场会改变两种类型对电流的贡献。
Switching currents of the PLZT(7/60/40) ferroelectric thin film are measured,and experimental data fitting to the KA model are done.It is found that the domain reversal of the film is mixing of category Ⅰ (without latent nuclei) and category Ⅱ(with latent nuclei).The conclusion can be drawn from the growth dimensionality and imaxtmax/Pr that the case with latent nuclei (category Ⅱ) contributes greater to the domain reversal than the case of homogeneous nucleation (category Ⅰ) in low electrical fields and vise versa in high electrical fields.Electrical field can change contributions of the two categories to the switching current.
