The capacitors exhibit a high density of about 6.05 fF/μm^2, a small leakage current of 4.8 × 10^-8 A/cm^2 at 3 V, a high breakdown electric field of 8.61 MV/cm as well as acceptable voltage coefficients of capacitance (VCCs) of 795 ppm/V2 and 268ppm/V at 1 MHz. The observed properties should be attributed to high-quality Al2O3 film and chemically stable TaN electrodes. Further, a logarithmically linear relationship between quadratic VCC and frequency is observed due to the change of relaxation time with carrier mobility in the dielectric. The conduction mechanism in the high field ranges is dominated by the Poole-Frenkel emission, and the leakage current in the low field ranges is likely to be associated with trap-assisted tunnelling. Meanwhile, the Al2O3 dielectric presents charge trapping under low voltage stresses, and defect generation under high voltage stresses, and it has a hard-breakdown performance.展开更多
Since the first demonstrations of radio-frequency(RF)circuits,the physics of the electromagnetic(EM)field and its regulation and control with codesigned circuits,have become essential competencies of RF circuit design...Since the first demonstrations of radio-frequency(RF)circuits,the physics of the electromagnetic(EM)field and its regulation and control with codesigned circuits,have become essential competencies of RF circuit designers.Leveraging advanced regulation or control methods,numerous high-performance circuits have been developed at RF and millimeter-wave(mm-wave)frequencies.Three main methods of electromagnetic regulation have been widely utilized,namely,the separation of electric and magnetic coupling paths,the manipulation of electromagnetic energy through the coupling of multiple tanks or multiple resonators,and the regulation of electromagnetic fields in air cavities or meta-substrates.The separated coupling paths of electric and magnetic fields provide guidance for designing a high-performance filter topology with a quasielliptical response through additional zeros.The manipulation of the EM field through electrical and magnetic intercouplings of multitanks or multiresonators,such as are used in oscillators,power amplifiers(PAs),etc.,results in remarkable power efficiency,size reduction,and wide bandwidth.The regulation of electromagnetism through an air cavity,patterned substrate,or metasubstrate reduces dielectric losses and size,especially when using a substrate integrated suspended line(SISL)platform.Many excellent circuits have been reported based on SISL with low loss,high integration,and self-packaging.Here,we present state-of-the-art cases that demonstrate the benefits of EM field regulation and control.展开更多

A closed- form analytical approach to extract all the model parameters for the equivalent circuit of Si-based on-chip transformers is proposed. A novel de-coupling technique is first developed to reduce the complexity in the Y parameters for the transformer, and the model parameters can then be extracted analytically by a set of characteristic functions. Simulation based on the extracted parameters has been carried out for transformers with different structures, and good accuracy is obtained compared to a 3-demensional full-wave numerical electro- magnetic field solver. The presented approach will be very useful to provide a scalable and wide-band compact circuit model for Si-based RF transformers.展开更多

Hardware supports software, while the integrated circuit(IC) is the core of hardware. In this long review paper, we summarize and discuss recent trending IC design directions and challenges, and try to give the readers big/cool pictures on each selected small/hot topics. We divide the trends into the following six categories, namely, 1) machine learning and artificial intelligence(AI) chips, 2) communication ICs, 3) data converters, 4) power converters, 5) imagers and range sensors, 6) emerging directions. In view of fuzzy and unstable images received in video capsule endoscopy, and the poor communication effect, an improved radio frequency(RF) transmission circuit module with low power consumption and helix antenna is ...In view of fuzzy and unstable images received in video capsule endoscopy, and the poor communication effect, an improved radio frequency(RF) transmission circuit module with low power consumption and helix antenna is designed to improve the performance of video transmission and to extend the working time of the capsule. Simulation and analysis of the circuits and antenna with HFSS12 and ADS2011 software are highlighted.Video capsule endoscope prototypes are made and evaluated to verify the feasibility of the proposed design. In vitro tests and animal experiments show that the results of the antenna tests basically meet the simulation, and the power consumption of RF circuit is 15.9 mV. The video capsule endoscope works well with the receiver with multiple receiving antennas, and the working time is more than 9 h. It can realize the wireless transmission of the video data, and images received are clear and stable in comparison with the previous designs.展开更多
Millimeter-wave(mmWave)technology has been well studied for both outdoor long-distance transmission and indoor short-range communication.In the recently emerging fiber-to-the-room(FTTR)architecture in the home network...Millimeter-wave(mmWave)technology has been well studied for both outdoor long-distance transmission and indoor short-range communication.In the recently emerging fiber-to-the-room(FTTR)architecture in the home network of the fifth generation fixed networks(F5G),mmWave technology can be cascaded well to a new optical network terminal in the room to enable extremely high data rate communication(i.e.,>10 Gb/s).In the FTTR+mmWave scenario,the rapid degradation of the mmWave signal in long-distance transmission and the significant loss against wall penetration are no longer the bottlenecks for real application.Moreover,the surrounding walls of every room provide excellent isolation to avoid interference and guarantee security.This paper provides insights and analysis for the new FTTR+mmWave architecture to improve the customer experience in future broadband services such as immersive audiovisual videos.展开更多
