Temperature Control System with Multi-closed Loops for Lithography Projection Lens 被引量:4

Image quality is one of the most important specifications of optical lithography tool and is affected notably by temperature, vibration, and contamination of projection lens(PL). Traditional method of local temperature control is easier to introduce vibration and contamination, so temperature control system with multi-closed loops is developed to control the temperature inside the PL, and to isolate the influence of vibration and contamination. A new remote indirect-temperature-control(RITC) method is proposed in which cooling water is circulated to perform indirect-temperature-control of the PL. Heater and cooler embedded temperature control unit(TCU) is used to condition the temperature of the cooling water, and the TCU must be kept away from the PL so that the influence of vibration and contamination can be avoided. A new multi-closed loops control structure incorporating an internal cascade control structure(CCS) and an external parallel cascade control structure(PCCS) is designed to prevent large inertia, multi-delay, and multi-disturbance of the RITC system. A nonlinear proportional-integral(PI) algorithm is applied to further enhance the convergence rate and precision of the control process. Contrast experiments of different control loops and algorithms were implemented to verify the impact on the control performance. It is shown that the temperature control system with multi-closed loops reaches a precision specification at ±0.006 ℃ with fast convergence rate, strong robustness, and self-adaptability. This method has been successfully used in an optical lithography tool which produces a pattern of 100 nm critical dimension(CD), and its performances are satisfactory. 展开更多

Expressions for the basic thermodynamic quantities, i.e., the heat exchanged, the net work input, and the coefficient of performance, are derived. Some intriguing features and their qualitative explanations in zero and non zero magnetic fields are given. The influence of the thermal entanglement on the refrigerator is investigated. An irreversible Ericsson refrigeration cycle model is established, in which multi-irreversibilities such as finite-rate heat transfer, regenerative loss, heat leakage, and the efficiency of the regenerator are taken into account. Expressions for several important performance parameters, such as the cooling rate, coefficient of performance (COP), power input, exergy output rate, entropy generation rate, and ecological function are derived. The influences of the heat leakage and the time of the regenerative processes on the ecological performance of the refrigerator are analyzed. The optimal regions of the ecological function, cooling rate, and COP are determined and evaluated. Furthermore, some important parameter relations of the refrigerator are revealed and discussed in detail. The results obtained here have general significance and will be helpful in gaining a deep understanding of the magnetic Ericsson refrigeration cycle. 展开更多

Optimization criteria of a Bose Brayton heat engine

An irreversible cycle model of the quantum Bose Brayton engine is established, in which finite-time processes and irreversibilities in two adiabatic processes are taken into account. Based on the model, expressions for the power output and the efficiency are derived. By using a numerical computation, the optimal relationship between the power output and the efficiency of an irreversible Bose Brayton engine is obtained. The optimal regions of the power output and the efficiency are determined. It is found that the influences of the irreversibility and the quantum degeneracy on the main performance parameters of the Bose Brayton engine are remarkable. The results obtained in the present paper can provide some new theoretical information for the optimal design and the performance improvement of a real Brayton engine. 展开更多

We investigate nonclassical correlations via negativity,local quantum uncertainty(LQU)and local quantum Fisher information(LQFI)for two-dimensional graphene lattices.The explicitly analytical expressions for negativity,LQU and LQFI are given.The close forms of LQU and LQFI confirm the inequality between the quantum Fisher information and skew information,where the LQFI is always greater than or equal to the LQU,and both show very similar behavior with different amplitudes.Moreover,the effects of the different system parameters on the quantified quantum correlation are analyzed.The LQFI reveals more nonclassical correlations than LQU in a two-dimensional graphene lattice system. 展开更多

Presently,blockchain technology has been widely applied in various application domains such as the Internet of Things(IoT),supply chain management,healthcare,etc.So far,there has been much confusion about whether blockchain performs with scale,and admittedly,a lack of information about best practices that can improve the performance and scale.This paper proposes a novel blockchain network construction methodology to improve the performance of Hyperledger Fabric.As a highly scalable permissioned blockchain platform,Hyperledger Fabric supports a wide range of enterprise use cases from finance to governance.A comprehensive evaluation is performed by observing various configurable network components that can affect the blockchain performance.To demonstrate the significance of the proposed methodology,we set up the experiment environment for the baseline and the test network using optimized parameters,respectively.The experimental results indicate that the test network's performance is enhanced effectively compared to the baseline in transaction throughput and transaction latency. 展开更多

Nonlinear correlation between attenuation and absorption due to the presence of scattering is the main reason for inaccurate spectroscopic quantitative investigations. The polarization subtraction methods are applied to reduce the scattering in order to linearise attenuation to absorption. Monte Carlo simulation shows that the polarized light offers better performance than unpolarized light at giving the most accurate estimate of the concentration ratio of absorbers using the modified Lambert-Beer law. Our results demonstrate that spectrophotometry with polarized technique offers the potential to be a simple and costeffective system. 展开更多

There is a great demand for high-performance hydrogen sulfide(H_(2)S)sensors with low operating temperatures.Ag/In_(2)O_(3)hexagonal tubes with different proportions were prepared by the calcination of Ag+-impregnated indium-organic frameworks(CPP-3(In)),and the developed sensors exhibit enhanced gas-sensing performance toward H_(2)S.Gas sensing measurements indicate that the response of Ag/In_(2)O_(3)(2.5 wt%)sensor to 5 ppm H_(2)S has the highest response(119),operated at 70℃.The Ag/In_(2)O_(3)(2.5 wt%)based sensor exhibits short response time(20 s),low detection limit(300 ppb),and good selectivity toward H_(2)S gas,which imply that the CPP-3(In)-derived Ag/In_(2)O_(3)hexagonal tube is a promising candidate to be constructed a low power-consumption H_(2)S sensor. 展开更多
